چکیده

Optimized second-harmonic generation (SHG) in quantum cascade (QC) lasers with specially designed active regions is reported. Nonlinear optical cascades of resonantly coupled intersubband transitions with giant second-order nonlinearities were integrated with each QC-laser active region. QC lasers with three-coupled quantum-well (QW) active regions showed up to 2 W of SHG light at 3.75 m wavelength at a fundamental peak power and wavelength of 1 W and 7.5 m, respectively. These lasers resulted in an external linear-to-nonlinear conversion efficiency of up to 1 W/W2. An improved 2-QW active region design at fundamental and SHG wavelengths of 9.1 and 4.55 m, respectively, resulted in a 100-fold improved external linear-to-nonlinear power conversion efficiency, i.e. up to 100 W/W2. Full theoretical treatment of nonlinear light generation in QC lasers is given, and excellent agreement with the experimental results is obtained. For the best structure, a second-order nonlinear susceptibility of 4 7 10 5 (2 10 pm/V) is calculated, about two orders of magnitude above conventional nonlinear optical materials and bulk III–V semiconductors.

InGaAs/AlInAs quantum cascade laser sources based on intra-cavity second harmonic generation emitting in 2.6-3.6 micron range

We discuss the design and performance of quantum cascade laser sources based on intra-cavity second harmonic generation operating in at wavelengths shorter than 3.7μm. A passive heterostructure tailored for giant optical nonlinearity is integrated on top of an active region and patterned for quasi-phasematching. We demonstrate operation of λ≈3.6μm, λ≈3.0μm, and λ≈2.6μm devices based on lattice-...

Optimization study of third harmonic generation in quantum cascade lasers.

A systematic optimization study of quantum cascade lasers with integrated nonlinearity for third-harmonic generation is performed. To model current transport the Pauli master equation is solved using a Monte Carlo approach. A multi-objective particle swarm optimization algorithm is applied to obtain the Pareto front. Our theoretical analysis indicates an optimized structure with five orders of ...

Design Optimization for 4.1-THZ Quantum Cascade Lasers

We present an optimized design for GaAs/AlGaAs quantum cascade lasers operating at ‎‎4.1THz. This was based on a three-well active module with diagonal radiative transition. This ‎was performed by modifying the existing model structure, to reduce the parasitic anticrossings ‎‎(leakage currents) as well as the optical gain linewidth. While the gain FWHM was reduced by ‎more than 50% the gain pea...

Resonant second-order nonlinear optical processes in quantum cascade lasers.

We demonstrate an efficient intracavity nonlinear interaction of laser modes in a specially adapted quantum cascade laser. A two-wavelength quantum cascade laser structure emitting at wavelengths of 7.1 and 9.5 micrometer included cascaded resonant optical intersubband transitions in an intracavity configuration leading to resonantly enhanced sum-frequency and second-harmonic generation at wave...

Modulation Response and Relative Intensity Noise Spectra in Quantum Cascade Lasers

Static properties, relatively intensity noise and intensity modulation response in quantum cascade lasers (QCLs) studied theoretically in this paper. The present rate equations model consists of three equations for the electrons density in the conduction band and one equation for photons density in cavity length. Two equations were derived to calculate the noise and modulation response. Calcula...
